Is there a solution to disable mode of delivery ?
I want user can't select it in the sales order again.

That means you want user to select it first time, when order is created? and later on you want to block its modification on sales order form
I want user can't select it to new sales orders. But I can't delete it, because it was used in the previously sales orders.

I think simple answer is "No".
You can do a customization but there is nothing out of the box I'm aware of.
"user cannot select it but I cannot delete it."
the statement represents two points. would you like to add some details?
You could just hide the field for all users, or change its properties to be non-editable, or use xds security to prevent user update.
What happens for old sales order in sales order form?
It depends what you do.
e.g. If you hide a field it will be hidden but will still be there. Same with security you are just filtering the data viewable.
Make any change in test first.
